Thanks to pioneering developments, spin-orbit torque (SOT)-MRAM has emerged as a memory technology with low standby power consumption, GHz-level write speeds, negligible leakage, virtually unlimited endurance, high reliability, and scalability. This makes it an interesting candidate to replace SRAM as an embedded last-level cache memory.   Optimizing the design of single SOT-MRAM devices provides an opportunity for further improving key parameters such as write power consumption, device density, and lifetimes.
