Thanks to pioneering developments, spin-orbit torque (SOT)-MRAM has emerged as a memory technology with low standby power consumption, GHz-level write speeds, negligible leakage, virtually unlimited endurance, high reliability, and scalability. This makes it an interesting candidate to replace SRAM as an embedded last-level cache memory. Optimizing the design of single SOT-MRAM devices provides an opportunity for further improving key parameters such as write power consumption, device density, and lifetimes. It will be essential to take these advances to the array level to bring us closer to real-world applications.
