Highly doped n++ #GaN films are essential for low-resistivity #HEMT ohmic contacts. Also, when used as capping layer they help to suppress various HEMT current instabilities. #MOCVD growth of high-quality n++ GaN layers can be a difficult task that often yield rough surface and insufficient crystal quality.
In our recent study published in #MSSP we used triethylgallium and various flow modes to overcome these issues and obtained very encouraging results.
