For a pair of lines, the pitch between them, under off-axis illumination targeted for regular pitch lines and spaces, varies expectedly from defocus. However, adding a third feature adjacent to one of them changes this trend interestingly, especially depending on whether it is supposed to print or not. Assuming we do not want it to print, i.e., the third line is a SRAF (sub-resolution assist feature), it forces the NILS (normalized image log slope) of the adjacent line to degrade significantly, by forcing the printing threshold closer to its peak. The different lines also each shift differently through defocus.
